DYNAMIC PERFORMANCE ANALYSIS OF HPT/LD OPTOELECTRONIC INTEGRATED DEVICE

Abstract

In this paper, the dynamic response of the optical gain of Optoelectronic Integrated Device (OEID) composed of a Heterojunction Phototransistor (HPT) and Laser Diode (LD) is analyzed numerically. The effect of the optical feedback inside the device and the resonant frequency of the LD part on the dynamic response are outlined. The results show that the dynamic response of these types of devices is strongly depend on the optical feedback inside the device and the resonant frequency of the LD part increase the oscillation of the output at small values of optical feedback (amplification mode), also it is found that this version of  devices derives two different modes of operations: amplification mode for small, and switching mode for high optical feedback This type of model can be exploited as optical amplifier, optical switching device and other applications.
